Chemical Mechanical Planarization (CMP) is essential for achieving global planarization across sub-micron semiconductor layers. However, the process leaves behind abrasive slurry particles, metallic impurities, and organic residues. Post-CMP cleaning relies on Polyvinyl Alcohol (PVA) brush rollers to physically and chemically scour the wafer surface without introducing scratch defects.

PVA is a synthetic, highly hydrophilic polymer with an open-cell porous matrix. When fully hydrated with Ultrapure Water (DIW) or dilute chemical cleaning solutions (such as ammonium hydroxide or organic acids), the polymer turns remarkably soft and flexible. This low-durometer state is critical when cleaning fragile low-k dielectric materials and sub-3nm transistor architectures where direct hard contact causes structural damage.

Fluid Mechanics and Porosity Engineering

The micro-cleaning mechanism relies on hydrodynamic drag forces generated within the thin fluid film between the brush surface and the wafer:

  • Open-Cell Porosity: PVA brushes feature interconnected pores ranging from 10 to 100 micrometers. This open-pore network retains fluid and provides a continuous path for fresh cleaning solutions to flush away suspended contaminants.

  • Surface Topography and Nodules: Molded cylindrical nodules or helical grooves on the brush surface direct slurry particles into the interstitial channels, preventing re-deposition on the wafer surface.

  • Through-Brush Injection (TBI): Advanced brush shafts force cleaning chemicals directly from the internal core through the porous matrix to the brush surface, ensuring uniform chemical distribution and continuous particle flushing.
